Abstract
Method for evaluation of the efficiency of photoresist adhesion promoters is suggested. The method is based on a thermodynamic simulation of the reactivity of organosilicon compounds with respect to hydroxycontaining derivatives. The adequacy of the chosen technique was verified experimentally.
