Abstract

An analytical solution to the problem of longitudinal acoustoelectric waves propagating in multilayer AlGaN/GaN heterostructures is found. If heterolayer thicknesses are much smaller than the wavelength, the exact dispersion relation obtained for two layers transforms into the Love wave equation containing acoustoelectric parameters of the substrate and only one heterolayer in contact with it. The results obtained are easily generalized for multilayer heterostructures. If the thickness of each layer is much smaller than the wavelength, its phase velocity and propagation parameters will depend on the piezoelectric parameters of the substrate and heterolayer immediately in contact with it.
