A resonant-tunneling transit-time diode for the terahertz frequency range employing transitions between quantum states in a double-barrier injector

Abstract

The possibility of considerably reducing the start-up current of a coherent resonant-tunneling transit-time diode operating in the terahertz range is demonstrated. The proposed scheme relies on resonance electron transitions in a double-barrier injector.
