Sound velocity, mechanical properties, and phonon frequencies of GaAs semiconductor material under the effect of temperature

Abstract

The temperature-dependent mechanical properties of GaAs have been calculated. The phonon frequencies and the acoustic velocity in the directions [001], [110], and [111] of the investigated compound have been determined. The temperature dependence of the studied properties has been investigated. Our results were obtained using the empirical pseudopotential method (EPM). Our findings at high-temperatures could be used as a reference for further experimental and theoretical studies. In general, our findings are found to be in good agreement with existing experimental and theoretical data. The information gathered in this work may be valuable in the creation of optoelectronic applications that operate at high-temperatures.
