A new method for thermo-electrical properties of GaSb by electro-pyroelectric technique

Abstract

A new method for thermo-electrical properties of GaSb based on electro-pyroelectric technique (EPE), which includes experimental and theoretical model, is presented in this paper. The EPE method examines the amplitude modulated electrical current flowing through samples in good thermal contact with one side of pyroelectric sensor as the source of oscillatory heat flux via joule effect. A generalized one-dimensional theoretical model has been also developed. The best coincidence between experimental curves given by EPE technique and the corresponding theoretical curves given by electrical impedance analyzer over the frequency range from about 30 Hz to 100 kHz makes it possible to deduce the thermal and electrical properties of GaSb semiconductor. The obtained thermal conductivity of GaSb is 34 W m−1 K−1, and its thermal diffusivity is 2.2 × 10−5 m2 s−1. These thermo-electrical properties of GaSb are in good agreement with those published in the literature.
