Summary
Recent experiments have shown that electrons and holes in normal Ge and Si undergo a gas-liquid-type transition at low temperatures as a function of density. In this paper we present results of numerical calculations of the ground-state energy of an electron-hole liquid for five different cases: i) isotropic electron-hole liquid, ii) Si under a large [100]-strain, iii) Ge under a large [111]-strain, iv) Ge and v) Si, using a self-consistent theory which takes multiple scattering between all components of the quantum plasma into account. Important effects of anisotropy have also been considered. Results of these calculations have been compared with those based on approximations which neglect multiple scattering. Numerical results for the binding energy, equilibrium density, enhancement factors and partial pair correlation functions are presented and discussed in the light of available experimental data.

Esperimenti recenti hanno mostrato che elettroni e buche in germanio e silicio eseguono una transizione di tipo gas-liquido a basse temperature in funzione della densità. In questo lavoro si presentano i risultati di calcoli numerici dell’energia dello stato fondamentale di un liquido di elettroni e buche per cinque casi diversi: 1) liquido isotropo di elettroni e buche, 2) silicio sotto deformazione [100], 3) germanio sotto deformazione [111], 4) germanio, 5) silicio. I calcoli sono basati su una teoria autoconsistente che tien conto della diffusione multipla fra tutti i componenti del plasma quantistico. Si son pure considerati effetti importanti di anisotropia. I risultati dei calcoli sono confrontati con quelli basati su approssimazioni che trascurano la diffusione multipla. Risultati numerici per l’energia di legame, la densità d'equilibrio, fattori d’aumento e funzioni parziali di correlazione a coppie sono presentati e discussi alla luce dei dati sperimentali disponibili.

Недавние эксперименты показывают, что электроны и дырки в нормальных Ge и Si претерпевают переход типа «газ-жидкость» при низких температурах, зависящих от плотности. В этой работе приводятся результаты численных вычислений энергии основного состояния электрон-дырочной жидкости для пяти различных случаев: 1) изотропная электрон-дывочная жидкость, 2) Si при большой [100] деформации, 3) Ge при большой [111] деформации, 4) Ge и 5) Si. При вычислениях используется самосогласованная теория, которая учитывает многократное рассеяние между всеми компонентами квантовой плазмы. Также рассматриваются важные эффекты анизотропии. Результаты этих вычислений сравниваются с результатами, основанными на приближении, в котором пренебрегается многократным рассеянием. Приводятся численные результаты для энергии связи, равновесной плотности, факторов увеличения и парциальных функций парной корреляции. Эти результаты обсуждаются в свете имеющихся экспериментальных данных.
