Rectification by means of metal-dielectric-metal sandwiches

Summary

A theoretical investigation about conduction phenomena in metal-dielectric-metal sandwiches is described. It was assumed that the dielectric layer is very thin (less than 100 Å, say) and the metals have different electron work functions. The last hypothesis implies a built-in field to be present through the dielectric layer with no applied voltage. Different equations are deduced relating the current density to the applied voltage at different ranges of the applied voltage. The range of validity of each equation is deduced and it is shown that the equations properly overlap at the extremes of their ranges. The considered structures should exhibit peculiar rectification characteristics. In fact it occurs an inversion of the rectification ratio at an applied voltage, which can be correlated to the electron work functions of the metal electrodes, to the electron affinity of the dielectric material and to the dielectric layer thickness. The inversion of the rectification ratio was actually observed byMiles andSmith.

Viene presentato il risultato di uno studio teorico circa i fenomeni di conduzione in strutture metallo 1 - dielettrico - metallo 2, in cui lo spessore del dielettrico è assunto essere sufficientemente sottile (dell’ordine di 100 Å o meno) ed in cui il metallo 1 ed il metallo 2 presentano diversi valori del potenziale di estrazione. Quest’ultimo fatto genera un campo « built-in » attraverso lo spessore del dielettrico. Vengono ricavate diverse equazioni, che dànno il valore della densità di corrente in funzione della tensione esterna applicata, indicando gli intervalli di validità per ciascuna equazione al variare della tensione e mostrando come vi sia un corretto raccordo agli estremi degli intervalli. Le strutture considerate presentano caratteristiche rettificanti particolari, nel senso che si osserva una inversione del rapporto di rettificazione per valori della tensione, che possono essere rigorosamente correlati ai valori dei potenziali di estrazione degli elettrodi metallici ed alla affinità elettronica ed allo spessore del dielettrico. Questo risultato è in accordo con osservazioni sperimentali diMiles eSmith.
