Bond statistics and their influence on materials properties of III-V quaternary alloys of type (AB)III(CD)V

Abstract

The relative numbers, or statistics, of bonds in the III-V quaternary alloy semiconduc-tors of the type (AB)III (CD)v are derived by a thermodynamic analysis. The results are represented by a single variable, ξ, which is zero for the completely random atom ar-rangement. The calculation is carried out for the entire composition range for nine qua-ternary alloy systems. On the basis of the results, the effects of bond statistics on ma-terials properties are investigated. The effects of ξ ≠ 0 can be evaluated by a linear interpolation procedure. The nonrandom atom arrangement has only a small influence on properties such as lattice constant and energy band gap, if the alloy is grown through a quasiequilibrium process.
