Zusammenfassung
Der folgende Artikel gibt einen Überblick über die theoretischen und experimentellen Ergebnisse der Eigenschaften von Ladungsträgern in polaren Halbleitern.
Große Polaronen verhalten sich bei kleinen Anregungsenergien wie Teilchen mit einem festen Energie-Impuls-Zusammenhang. Über die Polarisierbarkeit des Gitters kann jedoch eine beträchtliche Massenvergrößerung und Bandnichtparabolizität gegenüber der Bandstruktur des starren Gitters hinzukommen. Zusätzlich existieren bei Kopplungsstärken, wie sie bei den Alkahalogeniden vorliegen, innere Anregungszustände, die eine dominierende Rolle bei der Infrarotabsorption freier Ladungsträger spielen. Leider steht ein experimenteller Nachweis dieser Zustände noch aus. Der klassische Testfall großer Polaronen, die Temperaturabhängigkeit der Drift- und Hallbeweglichkeit von Elektronen in Alkalihalogeniden, bietet auch heute noch einige Rätsel.
Kleine Polaronen verhalten sich nicht teilchenartig. Deswegen ist die Theorie kleinen Polaronen auch komplizierter als für große Polaronen, wurde jedoch in den letzten Jahren verfeinert und ergänzt. Die Hall-Beweglichkeit wurde für verschiedene Kristallstrukturen berechnet. Es gibt erste Versuche, auch das Übergangsgebiet vom kleinen zum großen Polaron theoretisch zu erfassen. Dabei wird auf die Annahme verzichtet, daß zwei aufeinanderfolgende Hopping-Prozesse als unabhängig voneinander angesehen werden können. Die experimentelle Situation ist dadurch gekennzeichnet, daß für zahlreiche Substanzen die bisherige Interpretation der Gleichstromleitfähigkeit im Bild freier kleiner Polaronen nicht mehr haltbar ist. Zu den wenigen gesicherten Beispielen freier kleinen Polaronen gehören die getrappten Defektelektronen in den Alkalihalogeniden und die getrappten Elektronen in orthorhombischem Schwefel. In den Verbindungen der Übergangsmetalle existieren gebundene kleine Polaronen, die optische Resonanzabsorption im nahen Infrarot verursachen.
