Zusammenfassung
Die erste erfolgreiche Produktionsmethode für III-V-Epischichten ergab die LPE. Epitaxie als Produktionsprozeß fand schon früh in der Halbleitertechnik in Form der Homoepitaxie, z. B. Silizium auf Silizium, Eingang. Durch Abscheiden aus der Dampfphase bzw. katalytische Zersetzung von SiH4 oder SiCl4 oder der gemischten Phasen SiHCl3 etc. konnten Schichten höherer Perfektion und variierter Dotierung auf den Substraten abgeschieden werden. Schon früh wurde die Dampfphasenepitaxie (VPE = Vapor Phase Epitaxy) daher in Bauelementen angewandt. Dort kommt es auf monokristallines Wachstum unter Beeinflussung der Leitfähigkeit (Dotierung) an [1].
