Abstract
An analytical solution of the Schrödinger equation describing resonance transitions between three quantum levels in a strong high-frequency electric field has been obtained for asymmetric three-barrier structures with high thin barriers. It is established that most electrons that arrive at the upper resonance level can generate two photons and leave the structure via the lower level without intermediate interaction with phonons, at a quantum efficiency reaching a limiting value of 160%.
