Abstract

Coherent radiation in the 3–4 μm spectral range has been obtained for the first time in an InGaAsSb/AlGaSbAs double heterostructure grown on a GaSb substrate. It has been shown that spontaneous and coherent radiation is generated mainly as a result of interband transitions in the narrow-gap InGaAsSb layer. It has been established that the optical confinement of the electromagnetic wave is sufficient for operation of the laser up to 120 K with a square-wave supply.
