Abstract
In the present paper, problems connected with the application of the method of envelope functions to heterostructures are examined, and some approaches to the derivation of matching conditions for the envelope functions are analyzed. The procedure of obtaining these conditions based on pseudopotential calculations is suggested. The results of theoretical investigations of electron tunneling through AlAs/AlxGa1–x As(110) heterostructures are presented.
