RTD Relaxation Oscillations, the Time Dependent Wigner Equation and Phase Noise

Abstract

Wigner simulations of resonant tunneling diode (RTD) self-excited oscillations are discussed with respect to the upper frequency limit of operation and their sensitivity to large scale perturbations. These studies offer the most practical assessment of phase noise, response times of RTDs and of the coupling of quantum well space charge to its environment.
