Polarization Effects and Amplitude Modulation of Heterojunction Quantum Lasers in the 1.5 μm Range

We have studied in detail the modulation characteristics of dynamic single-frequency heterojunction quantum lasers in the GaInAs–GaInAsP system, emitting in the 1.5 μm region. In a model with no selection rule, polarization effects are taken into account and the amplitude detuning characteristics are calculated when the wavelength of the laser emission is tuned within the gain band. The characteristic features of TE-mode and TM-mode lasing frequency selection are considered, taking into account the values of internal laser parameters.
