Zusammenfassung
Kritisch für die Wärmebilanz einer elektronischen Baugruppe sind vor allem die Stellen, an denen verschiedene Materialien in Kontakt treten. Für einen gleichmäßigen Wärmetransport sorgen zum Beispiel Wärmeleitklebstoffe, deren Wärmeleitfähigkeit nachgewiesenermaßen von der Klebschichtdicke abhängt. In diesem Kontext stellt sich nun die Frage, ob der Wärmetransport auch durch die Oberflächenbeschaffenheit eines geklebten Schichtverbundes beeinflusst wird.
