Résumé
Les auteurs présenters les résultats d’une étude à la fois théorique et expérimentale portant sur la réalisation d’oscillateurs de forte puissance à haut rendement fonctionnant dans la fenêtre des 94 GHz en régime d’oscillations continues utilisant des diodes à avalanche et temps de transit (att) au silicium à profil de concentration en impuretés uniforme. En premier lieu, le modèle théorique est défini. lis présentent ensuite les points forts de l'rsétude d’optimisation des caractéristiques technologiques de la diode. Cette étude aboutit à la définition du composant optimal. Enfin les résultats théoriques sont comparés à ceux issus de mesures expérimentales effectuées à l’aide de composants réalisés par la société Thomsondsg.
Abstract
This paper is to present the main results of both a theoretical and experimental study concerningcw high power and high efficiency oscillators in the 94 GHz window using flat doping profile siliconimpatt diodes. Firstly theimpatt oscillator model is presented. Then the main results of the technological parameters optimization yields the optimum devices. Endly, the theoretical predictions and experimental findings obtained from diodes made by Thomsondsg are compared.
