Abstract
Experimental results of electroluminescence originating from current carrying contacts on ZnO single crystals are presented. The measurements were carried out with high voltage pulses applied to either rectifying contacts (silverpaste) or non-rectifying contacts (indium). Spectral distributions and time variations were recorded. A yellow emission which was delayed relatively to the exciting voltage pulse was found, and the luminescence from current oscillating crystals was measured. Light emission correlated with travelling high field domains was detected.
Résumé
L'électroluminescence apparaissant lorsqu'un courant traverse un contact sur un monocristal de ZnO est étudiée. Les mesures sont effectuées à l'aide d'impulsions de haute tension appliquées soit sur des contacts redresseurs (pâte d'argent), soit sur des contacts non redresseurs (indium). On détermine la répartition spectrale et la variation en fonction du temps. Une émission jaune est observée qui apparait avec un retard sur l'impulsion d'excitation et la luminescence de cristaux dont le courant oscille est étudiée. On a détecté une émission lumineuse liée au mouvement de domaines de champ intense.
Zusammenfassung
Die Elektrolumineszenz von Stromkontakten an synthetischen ZnO-Kristallen wird untersucht. Die Messungen werden bei Anregung mit pulsierter Hochspannung an gleichrichtenden (Silberpaste) und an nicht-gleichrichtenden Kontakten (Indium) ausgeführt. Spektrale Verteilungen und Zeitvariationen werden bestimmt. Eine gelbe Lumineszenz, die gegenüber der Anregung verzögert ist, wird beobachtet, und die Lumineszenz von stromoszillierenden Kristallen wird untersucht. Es wird eine Lichtemission gefunden, die mit wandernden Hochfeldbereichen verknüpft ist.
