Abstract
An approximate calculation of the ground state energy of direct and indirect free excitons for group IV and group III–V semiconductors is presented. The basic assumption in this treatment is that the anisotropy of the effective masses can be neglected, however, the degeneracy of the valence band cannot. The resulting exciton ground state energy has the usual form but with a reduced mass\(\overline \mu \) given by (\(\overline \mu \))−1=(m e)−1+(m lh)−1+(m hh)−1. The agreement with experiments is considerably improved as compared to the conventional ground state energy comprising the reduced mass defined as (μ)−1=(m e)−1+(m hh)−1. Anisotropy corrections are shown to be of minor importance in many cases. However, for the heavier III–V-compounds the neglect of linear terms inE(k) for the valence band results in more serious errors, which invalidate the present theoretical approach.
Zusammenfassung
Die Energie des Grundzustandes von direkten und indirekten Exzitonen in Halbleitern der IV. Gruppe und in III–V-Verbindungen wird näherungsweise berechnet. Als wesentliche Voraussetzung vernachlässigen wir die Anisotropie der effektiven Massen, berücksichtigen aber die Entartung des Valenzbandes. Die Rechnung liefert eine Grundzustandsenergie der üblichen Form aber mit einer reduzierten Masse\(\overline \mu \) gegeben durch (\(\overline \mu \))−1=(m e)−1+(m lh)−1+(m hh)−1. Dieser Ausdruck stimmt mit den experimentellen Werten wesentlich besser überein als die übliche Formel mit einer reduzierten Masse (μ)−1=(m e)−1+(m hh)−1. Es wird begründet, warum Anisotropiekorrekturen in vielen Fällen unerheblich sind. Hingegen zeigt sich, daß lineare Terme in derE(k)-Abhängigkeit des Valenzbandes der schwereren III–V-Verbindungen von wesentlichem Einfluß sind, aber in den bis heute bekannten theoretischen Behandlungen unberücksichtigt bleiben.
Résumé
Nous présentons une calculation approximative de l'énergie de l'état fondamental de l'exciton direct et indirect dans les sémiconducteurs du groupe IV et des groupes III–V. Comme hypothèse centrale dans notre travail nous négligeons l'anisotropie des masses effectives mais nous considérons la dégénérescence de la bande de valence. L'état fondamental de l'exciton est donné par une formule hydrogénique mais avec une masse réduite (\(\overline \mu \))−1=(m e)−1+(m lh)−1+(m hh)−1. Cette formule nouvelle montre une correspondence plus favorable avec les valeurs expérimentales auprès de la formule hydrogénique avec la masse réduite (μ)−1=(m e)−1+(m hh)−1. Les corrections au rapport de l'anisotropie des masses effectives ne sont pas importantes dans beaucoup d'exemples. Mais de la négligence des termes linéaires dansE(k) pour la bande de valence dans les alliages III–V plus lourds résultent les erreurs très graves, qui rendent invalable la méthode théorique connue.
