Dichlorobistrimethylsiloxytitanium was synthesized by the action of TiCl4 on tetrakistrimethylsiloxytitanium.

The mixed ester, butoxytristrimethylsiloxytitanium, was prepared by the reaction of chlorotristrimethylsiloxytitanium, with butyl alcohol.
