The hydrolysis of alkyl(aryl)ethoxychlorosilanes under mild conditions gave alkyl(aryl)ethoxyhydroxysilanes.

Tetrafunctional pentasiloxanes were obtained by the heterofunctional condensation of alkylethoxyhydroxysilanes with SiCl4.
