Stacked Multilayer Organic WORM Memory with Epoxy Resin and Carbon Nanospheres

Abstract

The present work reports the fabrication and results of performance tests in a stacked multilayer (three stacked active layers) setup, write once read many times organic memory devices, where the active material is a carbon nanospheres–epoxy resin nanocomposite. The ratio \(I_{\rm ON}/I_{\rm OFF}\) between the currents of the “ON” (\(I_{\rm ON}\)) and “OFF” (\(I_{\rm OFF}\)) states reached a high value of \(\sim 10^4\) with low transition voltages (< 5.0 V), and we estimate 100% success of recording at 5.0 V with \((6\pm 2)\times 10^2\) ns pulses.
